چکیده

Anomalously large decrease in spontaneous emission is observed in gain-guided vertical-cavity surface-emitting lasers after the onset of lasing. By analyzing two-dimensional profiles of the lasing mode and carrier density, we found that this unexpected phenomenon originates from the contraction of transverse lasing mode size. Under the condition of the constant modal gain, it is explained that the above-threshold average carrier density could decrease in contradiction to the general understanding. Unless this anomalous effect is taken into account properly, nontrivial errors could occur in determination of the external quantum efficiency. © 1996 American Institute of Physics. @S0003-6951~96!01116-X#

Spontaneous emission factor in oxide confined vertical-cavity lasers

We report on measurements of the spontaneous emission factor for oxide-confined InGaAs vertical cavity surface emitting lasers. The spontaneous emission factor is determined as a function of the active layer volume from the measurement of small-signal harmonic distortion at threshold. For a 333 mm oxide aperture device we obtain spontaneous emission factor of 4.2•10 at room temperature. © 1997 ...

The electrical turn-on characteristics of vertical-cavity surface-emitting lasers

We present a detailed comparison of the electrical turn-on characteristics of 980 nm vertical-cavity surface-emitting lasers ~VCSELs! with simulations using a recently extended laser simulator. It is shown that the three recombination mechanisms, spontaneous emission, Shockley–Read–Hall recombination, and Auger recombination, result in distinctly different exponential current–voltage dependenci...

Quantum Maxwell-Bloch equations for spatially inhomogeneous semiconductor lasers

We present quantum Maxwell-Bloch equations ~QMBE! for spatially inhomogeneous semiconductor laser devices. The QMBE are derived from fully quantum mechanical operator dynamics describing the interaction of the light field with the quantum states of the electrons and the holes near the band gap. By taking into account field-field correlations and field-dipole correlations, the QMBE include quant...

Extracting photon periodic orbits from spontaneous emission spectra in laterally confined vertically emitted cavities.

We report our observation of the signature of photon periodic orbits in the spontaneous emission spectra of large-aperture vertical-cavity surface-emitting lasers (VCSELs). The high-resolution measurement clearly demonstrates that over a thousand cavity modes with a narrow linewidth can be perfectly exhibited in the spontaneous emission spectrum just below the lasing threshold. The Fourier-tran...

Surface-emitting circular DFB, disk-, and ring-Bragg resonator lasers with chirped gratings. III: gain saturation effects and above-threshold analysis.

As Part III of this series, this paper focuses on an above-threshold modal analysis which includes gain saturation effects in the surface-emitting chirped circular grating lasers. We derive an exact energy relation which states that, in steady state, the net power generated in the gain medium is equal to the sum of peripheral leakage power and vertical emission power. This relation is particula...
